Dissolved Intermediates in Ammonothermal Crystal Growth: Stepwise Condensation of [Ga(NH2)4]− toward GaN

Ammonothermal synthesis currently provides the best GaN crystals. Upon use of ammonobasic mineralizers, NMR reveals [Ga(NH2)4] ions to represent the exclusive observable gallium-containing dissolved species in diluted ammonia solutions at room temperature and under autogenous pressure. With RbNH2 or CsNH2 viscous liquids fully miscible with ammonia occur, containing different imido-condensed species depending on concentration, while oxide-impurities lead to oxo-bridged dimers.
