Metastable Stacking-Polymorphism in Ge2Sb2Te5

Cubic GST, consisting of randomly distributed vacancies or highly ordered vacancy layers, is stacking-polymorphic, which can be obtained at different experimental synthetic conditions, and the disordered metastable-stacking GST can gradually transform into the ordered phase under specific annealing conditions by overcoming a low energy barrier. Meantime, the polymorphic GST exhibits different electronic properties varying between metallic and semiconducting.
